Across all seasons?

For me, Constantine in season 4, very unexpected.

Jennifer in Season 3 for me!

^ Yeah, Chris D and Constantine (even though I wasn't watching then, I've seen vids of his performances).

I think probably Tamyra's because it was the first season and everyone expected her to get through to the final (Simon was predicting a Tamyra v Kelly final, like Will v Gareth). There had been no real 'shocks' before that and Nikki McKibbin making it through to the final three when she had performed quite badly for most of her time on the show (although I liked some of her later performances) made it a real shock (although I was a Kelly and Justin fan.)

Yeah, Tamyra from Season 1 for sure. I remember being like , but then I remembered that Kelly was safe so I was like .

Yes. I'm still trying to get over that shock. He took it very well though - was very gracious. More than I was!!!
